PURPOSE:To make a higher performance possible by integrating the semiconductor light emitting devices having a photodetecting function on a semiconductor substrate. CONSTITUTION:There are integrally formed on a semiconductor substrate 10 a 1.3mum semiconductor laser/photodetector (LD/PD) 1, a 1,5mum traveling-wave semiconductor optical amplifier 2, a 1.5mum LD/PD 3, the 1.1mum composition semiconductor optical waveguide 4 which guides both rays of 1.3mum and 1.5mum wavelength, diffraction gratings 5, and 5a reflecting only 1.3 p rays, a 1,5mum antireflection film 6, the antireflection film 7 which has the lowest reflectivity at 1.5mum and still has a certain low reflectivity at 1.3mum, and a 1.5mum diffraction grating 8, for example. Thus, the size is compacted. At the same time, there is almost no need for adjustments between devices. In this way, it is possible to provide fiber optic subscribers with a high-performance transmitter-receiver at a low cost. |
