PURPOSE:To obtain an adhesive sheet which can decrease water absorbing ratio and prevent package cracks even at high temp. by laminating a copper foil on one face of a heat-resistance film through an adhering layer and providing successively a semi-cured adhesive layer and a protective film on another face and incorporating a specified silane coupling agent with a specified amt. in said adhering layer and/or adhesive layer. CONSTITUTION:The title sheet is produced by laminating a copper foil 3 on one face of a heat-resistant film 1 (e.g. a polyimide resin film) through an adhering layer 2 (e.g. an resin layer comprising an epoxy/polyamide adhesive) and providing successively a semi-cured adhesive layer 4 (e.g. a semi-cured resin layer comprising an epoxy/polyamide adhesive) and a protective film 5 (e.g. a polyethylene terephthalate film) on another face and 0.01-30 pts.wt. one or more silane coupling agents selected from compd. of formula I [wherein X is CH2=CH- or a group of formula II (wherein R5-6 are each H or NH2 CH2CH2-); R1 is -CnH2n- (wherein n is 0-5); R2-4 are each -CH3, -OCH3, -OC2H5 or -OCH2CH2OCH3] based on 100 pts.wt. resin are incorporated in said adhering layer and/or semi-cured adhesive layer. |
