摘要 <p>PURPOSE: To make it possible to obtain a device which induces a multistable optical state by providing the device with first and second p-i-n photodiodes having quantum wells in intrinsic regions and improving the device to be a symmetrical optical device, such as a three state optical device connected in series to a bipolar switch and power source. CONSTITUTION: This device includes the bistable optical device 410 and the bipolar switch n-p-n transistor 406 which are connected in series to the power source 405. The bistable optical device 410 is consists of the series connected p-i-n photodiodes 401, 402 and includes the respective plural quantum well regions 403, 404. While the TR 406 is satd., the bistable optical device 410 operates as an optically bistable S-R latch like the three state optical device 400. As a result, the three state optical device is obtd.</p>
