摘要 PURPOSE:To reduce operating currents, and to lower power consumption by imparting gain saturation at the time of the high injection of currents and optical bistable characteristics using no saturable absorber in an active layer to a semiconductor laser. CONSTITUTION:Semiconductor lasers 101, 102 are arranged so that mutual laser beams are projected near an active layer on another side by using convex lenses 103, 104, and laser beams from the laser 101 are projected inclined at approximately 3 deg. to the end surface of the active layer in the laser 102. When currents of ILD1=33 milli-ampere are injected to the semiconductor laser 101 and laser beams are injected to the semiconductor laser 102, hysteresis is detected by the characteristics of an optical output of LLD2 to inrush currents of ILD2 of the semiconductor laser 102, and a range in which hysteresis is generated is varied by the value of ILD1, the quantity of beams injected from the semiconductor laser 101. Accordingly, an optical logic circuit, an optical output of which can be controlled only by an optical input, is constituted.
