PURPOSE:To make the dot shape of an optical printer clear and to improve printing quality, by providing a cutout part so that a step part is formed at the lower part of a light emitting region, in a GaAlAs or GaAsP based light emitting diode. CONSTITUTION:In a compound semiconductor substrate 1, a GaAsP converted layer 12 and a GaAsP layer 13 are provided on a GaAs base stage 11. At one edge of the substrate, a step shaped cut-out part 2 is provided. Light emitting regions regions 3, 3... are provided in the GaAsP layer 13 of the substrate 1 by a selective diffusion method so that each region 3 appears at the step part (the corner part of an L shaped cross section) of the cutout part 2. The regions 3, 3... are aligned so as to form one line. Electrodes (discrete electrodes) 4, 4... are ohmic-contacted with the light emitting regions 3, 3... so as to supply power and provided on the substrate 1 through an insulating film 5. A back electrode (common electrode) 6 is provided on the back surface of the substrate. When light is emitted from the side surface of the compound semiconductor, the profile of the light emitting part becomes clear since the lower side of the light emitting region is regulated by the cut-out part. |
