PURPOSE:To obtain the highly mass productive solar battery of excellent characteristics of life by a method wherein, when the solar battery is formed by laminating a II-VI group compound semiconductor film containing CdTe film on the substrate, a Te-added carbon paste is printed on the CdTe film, the CaTe film is formed into p type by performing heat treatment and used as one of electrodes at the same time. CONSTITUTION:CdS paste is formed by adding 10wt% of CdCl2 and 20-30wt% of propylene glycol to CdS powder as fusing agents, and after the above has been screen- printed on a glass substrate and dried up, the above is placed in a calcinating container, sintered at 690 deg.C in an N2 atmosphere for approximately one hour and formed into a CdS sintered film. Then, CdTe paste is formed by adding 1wt% of CdCl2 and 20-30wt% of propylene glycol to CdTe powder, and this paste is screen-printed on the CdS sintered film, sintered at 640 deg.C for about twenty minutes and CdTe sintered film is obtained. Subsequently, the CdTe film is formed into p type by printing high purity carbon paste containing 1wt% of te on the CdTe film and by performing a heat-treatment at 350 deg.C for thirty minutes, and, at the same time, the above is used as an electrode too. According to this constitution, the saturated current density between these electrodes is prescribed at 10<-7>A/cm<2>. |
