CONSTITUTION:The conductivity governing substance (C) is incorporated in the first layer G1002 or/and the second layer S1003 in a distribution nonuniform in the layer thickness direction in a layer region PN contg. the substance (C). The first layer G1002 contains Ge in a distribution continuous and decreasing from the substrate 1001 side toward the reverse side.
