PURPOSE:To attain the use of a package sealing diode without taking waveform deterioration into account by using a band-pass filter, extracting a single frequency and inputting it to an FET. CONSTITUTION:The 1st signal inputted to a terminal 11 is fed to a step recovery diode 14, where a harmonic is generated and a signal of a single frequency close to the 2nd signal of a microwave band inputted to a terminal 12 is extracted by microstrip lines 16, 17 and fed to a gate of the FET15. The 2nd signal is inputted from a drain 12 of the FET15. The operating point of the FET15 is decided by a proper DC bias from a power supply 18 and a phase difference signal between the 1st and 2nd signals is smoothed by a low-pass filter comprising an inductance L3 and a capacitor C3 and outputted from a terminal 13. Since it is not necessary to shorten the distance between the diode 14 and the FET15, the use of the package sealing diode is attained. |
