PURPOSE:To reduce a resistance by flowing the current, which is to flow from an anode region toward a cathode region through a base region, in longitudinal direction in the base region by providing the anode region on the second main plane which is connected to the anode region of the first main plane and both of which extend toward the inside. CONSTITUTION:Forward biasing between an anode terminal 20b and a cathode terminal 20a is performed and a light projection part 19a projects a light ray onto a gate region 12a. By the optical signal of this light, a thyristor ignites and at this time, the current flows from anode regions 13b and 131b and the anode region 132b formed on the side of the second main plane 17b to a base region 11, the gate region 12a, a cathode region 14a and the cathode terminal 20a. The current flowing in the base region flows from the anode region 132b formed on the side of the second main plane 17a through the base region 11 in longitudinal direction as designated by Q in the figure, thereby reducing the resistance in the path of the current substantially. |
