PURPOSE:To readily and widely select the decelerating time from ultrahigh speed to low speed of switching time by closing a divided base electrode contact window with an insulating film selectively to control the decelerating time and extending part of emitter electrode wire on the region. CONSTITUTION:When the shown part is covered, for example, with an insulating film or the film is not patterned but a closed base electrode contacting window 3 is not opened in this manner, the period required to draw minority charge stored in a base region 1 from the window 3 can be increased. Thus, when the window 3 is formed, the window is partly opened, and the other is not opened, or the opened window 3 is selectively covered with the insulating film, or closed. Various transistors of different decelerating times can be manufactured by selecting the number of closing windows. |
