PURPOSE:To accurately perform the ignition and extinction of arc for the titled GTO device with minor gate power source by a method wherein the anode of a main GTO is connected to the anode of an auxiliary GTO, and a gate is also connected to a cathode. CONSTITUTION:The main GTO5 and the auxiliary GTO6 are provided on a common semiconductor substrate, they are connected as prescribed, and an anode terminal 1, a cathode terminal 2, the gate terminal 3 of the GTO6, and the second gate terminal 4 are led out, and a four-terminal amplifying gate type GTO is constituted. On this device 10, a gate circuit is connected, a current is applied only to the terminals 3 and 4 and inbetween the gate and the cathode of the auxiliary GTO from a power source 11 through a switch 12, the auxiliary GTO6 is ignited by a minor power, and the main GTO is also ignited in the same manner. Then, ON position is given to a switch element 15, the terminals 3 and 4 are biased inversely, and when an element 16 is turned ON and an inverter bias is applied inbetween the terminals 2 and 4, and auxiliary GTO5 is extinguished earlier than the main GTO without fail with a small power source. |
