PROBLEM TO BE SOLVED: To improve lead-out efficiency of light to the outside. SOLUTION: Light emitting parts 12 radiating lights from light emitting end surfaces 12a to the outside are pillar-shaped protruding parts which are formed at specified intervals in one line on a semiconductor substrate 11A, and consists of N-type clad layers 11c, undoped active layers 11d, P-type clad layers 11e and P-type contact layers 11f. Individual contact electrodes 13 in contact with the P-type contact layers 11f are formed on the upper surfaces of the light emitting parts 12. The shapes of the upper surfaces of the light emitting parts 12 are identical to the shapes of the individual contact electrodes 13, so that the light emitting end surfaces 12a are formed just below the end portions of the individual contact electrodes 13. Since luminous intensity on the active layers 11d is enhanced in regions just below the individual contact electrodes 13, generated lights can be effectively led out to the outside by forming the light emitting end surfaces 12a just below the end portions of the individual contact electrodes 13. |
