<p><P>PROBLEM TO BE SOLVED: To provide a memory element using a carbon nano-peapod. <P>SOLUTION: The memory element 1 has the carbon nano-peapod 13 made of a single-layer carbon nano-tube containing fullerene molecules, and the carbon nano-peapod 13 is mounted on an insulating layer 121 laminated on a back gate electrode 11, and connected to a source electrode 14a and a drain electrode 14b provided at a predetermined distance, thereby constituting a memory cell such that the fullerene molecules hold memory information. <P>COPYRIGHT: (C)2009,JPO&INPIT</p> |
