摘要 A temperature dependent self-refresh module for a memory device is provided to reduce standby power consumption by reducing the oscillator fundamental frequency of a self-refresh oscillator. In a self-refresh module for a memory device, an oscillator(102) provides a first signal having a first frequency. A trimming divider(106) trims the first signal in order to provide a second signal having a second frequency. A temperature sensor(108) provides a temperature signal by sensing the temperature of the memory device. A temperature look-up table(110) receives the temperature signal, and provides a third signal on the basis of the temperature signal. A temperature distributor(112) provides a self-refresh pulse signal on the basis of the second signal and the third signal.
