摘要 PROBLEM TO BE SOLVED: To provide an optical semiconductor device which is easily manufactured and moreover has a short response time. SOLUTION: This optical semiconductor device is equipped with a resonance cavity 2 capable of tuning wavelength, two mirrors 4 and 6 which prescribe the resonance cavity, a superlattice 14 containing a piezoelectric semiconductor laser, and a 1st means for charged carrier injection, and when charged carriers are injected into the superlattice 14, the refractive index of the superlattice 14 varies, and consequently the wavelength of the resonance mode of the resonance cavity 2 is made to vary.
