摘要 PROBLEM TO BE SOLVED: To provide a laser device which can oscillates laser light with a low threshold laser current by effectively executing current confinement by reducing the electron loss to a non-luminous recombination path in a guide area and increasing captured electrons in an active area which contributes to laser oscillation. SOLUTION: A separated confinement heterostructure type laser device is provided with an active area 10 in a light guide area 12 and an n-type clad area 14 and a p-type clad area 16 respectively provided on the opposite side of the guide area 12. An electron capturing layer 36 is provided on the n-side of the guide area 12. The composition of the layer 36 is set so that the minimum energy to the X-electron of a conductor can become the value at the part of the peripheral active area and/or the n-side part of the guide area 12. Since the layer 36 has such a sufficiently thick thickness that can restrict X-electrons, the layer 35 accelerates electron capture when the laser device is used. The layer 36 is provided sufficiently closely to the active area 10 that can allow the movement of the captured X-electrons to at least oneΓ-confining level in the active area 10.
