OPTICAL SELF ELECTRO-OPTIC EFFECTIVE DEVICE AND METHOD OF MANUFACTURING THE SAME

A technique is described that can provide a self electro-optic effective device(SEED) which can have a big optical bistability without supply of an external bias. The SEED includes a GaAs substrate 1, a first reflection layer 2 grown over the substrate 1, a bottom mirror layer 10 grown over the first reflection layer 2 and provided with a second reflection layer 3, a cathode contact layer 4 grown over the bottom mirror layer 10, a first buffer layer 5 grown over the cathode contact layer 4, a multiple quantum well 11 grown over the first buffer layer 5 and having a barrier layer 6 and well layer 7, a second buffer layer 8 grown over the multiple quantum well 11, and an anode contact layer grown over the second buffer layer 8. Thereby, it is possible to improve the yield of the device and increase the integration degree of a device array.
