摘要 PURPOSE:To enable optically pumped ultrahigh-speed laser operation of forced mode locking type by providing an supersaturated absorber in the center part of the resonator of a laser, and causing a short light pulse train having a repetition frequency of C/nL or its integer times to strike the supersaturated absorber, when the refractive index of the laser is represented as n, the length of the resonator as L, and the speed of light as c. CONSTITUTION:The upper stripe electrode of an MQW semiconductor laser 11 of Fabry-Perot resonator structure is divided into three. Using an electrode at the center part of the resonator as a reverse bias applying electrode 13, a reverse bias of a pn junction is applied, and an optical waveguide at its lower part is operated as a supersaturated absorber 14. Besides, forward biases are applied using electrodes being on both sides of the reverse bias applying electrode 13 as forward bias applying electrodes 15a and 15b, and optical waveguides at their lower parts are operated as light amplifying mediums. Next a light pulse outputted from a short pulse generating means 20 composed of an oscillator 21, a light pulse generator 22 and a time- division optical multiplexer circuit 23, is inputted to the saturated absorber 14 through a transverse waveguide 16.
