发明名称 SEMICONDUCTOR LASER DEVICE
摘要 PURPOSE:To increase both of the wide band characteristics and the cooling down capacity by a method wherein a semiconductor laser element, a thermistor and an optical coupling system only are arranged on an electronic cooling down element while an optical output monitor element and an impedance matching circuit comprising a transmission line and a resistor are arranged on a terminal wiring shelf part in a metallic case. CONSTITUTION:A semiconductor laser element 1 and a heat sensitive element 4 are mounted on a metallic base 3 put on an electronic cooling down element 5 so that the semiconductor laser element 1 may be driven by the input signals transmitted through the intermediary of a signal input line and an impedance matching element 11 to monitor the output thereof by an optical output monitor element 13. At this time, both of the impedance matching element 11 and the optical output monitor element 13 are arranged on a shelf part 8 separated from the electronic cooling down element 5. Through these procedures, the wide band frequency response characteristics can be increased by cutting down the parasitic inductance thereby enabling the semiconductor laser device to be used even in the environment of the change in temperature within extensive range.
