PURPOSE:To reduce energy consumption by providing a decoder between a precharge unit and a unit memory element area in an asynchronous RAM device, and precharging only a digit line necessary for reading or writing. CONSTITUTION:A delay circuit D is provided between an address buffer 103 and an edge detector 105, and precharging column selectors 100 (decoder) are provided at positions extended from bit lines between the respective memory element block 102 and precharge units 107. At the time of reading or writing, a current is supplied from the precharge unit 107 only to the digit line selected by the selector 100, and it is precharged. As a result, the energy consumption at the time of the operation is decreased. |
