An a.c. voltage is applied to the diode at a frequency at which the transmit time of the charge carriers in the I or S zone can be ignored. The current flowing through the diode at this frequency is measured and the frequency is then increased until the amplitude of the direct current has fallen to a fixed percentage. The applied a.c. voltage can be sinusoidal. It can also be modulated. The fixed percentage can be 10%. The amplitude of the applied a.c. voltage can be increased briefly before measurement is carried out. A d.c. voltage can be superposed briefly before measurement is taken.
