摘要 PURPOSE: A tapered laser diode device is provided to output a high definition laser ray which is spatially stable without quality degradation caused by a multimode. CONSTITUTION: A tapered laser diode device sequentially includes an N type clad layer, a first core layer, an active layer, a second core layer, and a P type clad layer on a semiconductor substrate. The tapered laser diode device includes a tapered optical waveguide layer which is formed with the same material as the P type clad layer by having a fixed thickness of the P type clad layer. The tapered laser diode device includes a ridge type waveguide layer having a fixed width in a narrow end of the tapered optical waveguide layer. The tapered optical waveguide layer is formed to have a shape which nonlinearly increases a width such as a curve.
