<P>PROBLEM TO BE SOLVED: To provide an electronic device which has high heat radiation characteristics and high reliability. <P>SOLUTION: An electronic device according to this invention includes: a ceramic base substance 2; an electronic element 1 mounted on a surface of the base substance 2; and a heat conduction part 4 leading heat generated from the electronic element 1 to a rear surface of the base substance 2. The heat conduction part 4 is composed of: a via 40 opened at the base substrate 2 and penetrating from the surface of the base substance 2 to the rear surface; and a heat conduction material 41 filling the via 40. The heat conduction material 41 is exposed on the surface of the base substance 2 to form an exposed surface 42 of the heat conduction part 4, and the electronic element 1 is installed on the exposed surface 42. Extending the exposed surface 42 of the heat conduction part 4 to the outer side of an installation region R1 of the electronic element 1 allows the installation area R1 of the electronic element 1 to be enclosed by a peripheral region of the exposed surface 42 of the heat conduction part 4. A region different from the installation region R1 of the electronic element 1, from among the exposed surface 42 of the heat conduction part 4, is covered by a ceramic layer 5. <P>COPYRIGHT: (C)2013,JPO&INPIT |
