摘要 PROBLEM TO BE SOLVED: To provide a semiconductor optical modulator differential type semiconductor device that stops generation of unnecessary heat and also suppresses power consumption. SOLUTION: A semiconductor device including a semiconductor laser 1 and an EA modulator 2 on a semiconductor substrate includes a p-side electrode 30 and an n-side electrode 31 of the EA modulator 2 arranged on a surface side of the EA modulator 2, a p-side electrode 18 of the semiconductor laser 1 arranged on a surface side of the semiconductor laser 1, and an n-side electrode 19 of the semiconductor laser 1 arranged on a semiconductor substrate side of the semiconductor laser 1. The semiconductor device includes an insulating layer provided between the EA modulator 2 and semiconductor substrate to separate the EA modulator 2 and the n-side electrode 19 of the semiconductor laser 1, and also to separate the p-side electrode 18 of the semiconductor laser 1, the p-side electrode 30 of the EA modulator 2, and the n-side electrode 31 of the EA modulator 2 respectively, and includes a differential electric signal applying means which applies differential electric signals to the p-side electrode 30 and n-side electrode 31 of the EA modulator 2.
