PURPOSE: A hetero-junction optical thyristor is provided to increase a photo-reaction characteristic and a reflection efficiency by using a quarter wave-length reflector stack in a lower portion of a center region and a multiple quantum well in the center portion of a center region. CONSTITUTION: A quarter wave-length reflector stack(QWRS) is alternately formed with epitaxial layers(40i) having a low refraction index and another epitaxial layers(40h) having a high refraction index. The epitaxial layers(40i,40h) have a quarter wave-length thickness of an operating wave-length. A multiple quantum well(MQW) comprises a P-type center semiconductor layer(60) having P-type quantum barriers(60b) and P-type quantum wells(60w) repeatedly and an N-type center semiconductor layer(70) having the same structure of the P-type center semiconductor(60) composed of N-type material instead of P-type material.
