发明名称 CROSS TYPE OPTICAL SWITCH
摘要 PURPOSE:To decrease the propagation loss of light in a cross type optical switch. CONSTITUTION:A non-dope InGaAsP guide layer 38 and semi-insulating InP clad layer 40 are provided on a semi-insulating InP substrate 36. The projecting parts 40a of the clad layer 40 are formed at parts corresponding to waveguides 42, 44. An area 46 is extended to the guide layer 38, and one terminal part of the area 46 in an extending direction P is connected to a first current path 50 in the guide layer 38 outside the waveguide, and the other terminal part of the area 46 to a second current path 52 in the optical guide layer 38 outside the waveguide. In order to decrease current consumption required for the setting of the injection carrier density of the area 46 at desired density, the current path 50, the area 46, and the current path 52 are made layers of (p), n-, and (n) respectively. The purpose of this invention can be attained since the current path 50 is not brought into contact with the waveguide though it is the (p) layer with high light absorption.
