PURPOSE:To accelerate a switching velocity and to improve a gain by compos ing a superconductivity weak coupling through metal or semiconductor, injecting a superconducting or normal conducting current to control the amplitude of a superconducting critical current flowing between the superconductors, and operating an element. CONSTITUTION:Source and drain electrodes 1, 2 made of a superconductor are provided in contact on a substrate 3 made of GaAs at both sides of a quan tum well 5 formed by alternately growing GaAs and AlGaAs on the substrate 3. When a voltage is applied to a control electrode 4 provide in contact with the well 5, electrons are tunneled from the well to the well without loss by means of resonance tunneling phenomenon to inject the electrons to a part contacted with the well 5 on the surface of the semiconductor substrate 3. Accordingly, a superconducting current flows between the electrodes 1 and 2 in a state that the voltage is zero, and a transistor for controlling the ampli tude of the superconducting current by the voltage applied to the electrode 4 is obtained. |
