摘要 <P>PROBLEM TO BE SOLVED: To provide a laser device suitable for a high output application. <P>SOLUTION: A laser device according to the present invention comprises: a substrate; a lower clad layer formed on the substrate; an active layer formed on the lower clad layer; an upper clad layer formed on the active layer; a two-dimensional diffraction grating formed in an upper layer than the active layer in size of 100 &mu;m&times;100 &mu;m and over for diffracting light generated in the active layer to above the upper clad layer; a first reflection film formed on a first end surface of a resonator including the lower clad layer, the active layer and the upper clad layer for reflecting light generated in the active layer; and a second reflection film formed on a second end surface of the resonator on the opposite side to the first end surface for reflecting light generated in the active layer. <P>COPYRIGHT: (C)2013,JPO&INPIT
