PROBLEM TO BE SOLVED: To obtain a positive photosensitive composition capable of formula a high contrast image without deteriorating its sensitivity and free from blur due to printing and having white light safety and a satisfactorily wide development latitude by incorporating a specified fluoropolymer. SOLUTION: This photosensitive composition contains the polymer compound having copolymerizing structure units each represented by formula I: CH2 = CA[COO-R'-R] and formula II: CH2 =CA[CO-W-R1 -SO2 NH-R2 ], and formula III: CH2 =CA[CO-W-R5 ], and in formulae I-III, A is an H atom or a methyl group; R' is a single bond or a -(CH2 )m -group; (m) is an integer of 1-4: R" is an H atom or an alkyl group; R1 is a Cn F2n+1 group; (n) is an integer of >=3; W is an O atom or a -NR3 - group; R3 is an H atom or an alkyl group or the like; R1 is an optionally substituted alkylene or arylene group; R2 is an H atom or an alkyl or aryl group; and R5 is a >=9C aliphatic group or the like. |
