CONSTITUTION:At the time of a refresh mode, by the control of an external signal RPC, a dividing action control signal, the inverse of RPC and array selecting signals Aj and the inverse of Aj are generated and continuously, word line driving signals for a dividing action RX and RX and sense amplifier activating signals S1 and S2 are generated based on these array selecting signals Aj and the inverse of Aj. When an address counter goes around, only one of the divided memory cell arrays is refreshed. Namely, since a refreshing is divided and executed, the peak current at the time if reduced. Thus, the fluctuation of a power source voltage is prevented and an erroneous action generating is prevented. |
