PURPOSE:To prevent abnormal oscillation due to imbalance in an internal circuit from generating, and to stabilize an operation, by providing an oscillation preventing film resistance to which each of the input and the output electrodes of an input capacitor for an internal matching circuit, is connected, on an insulating substrate. CONSTITUTION:Striplines SL8a and 8b, and open stubs OS9a and 9b consisting of conductor layers are provided on a dielectric substrate 5, and two input matching circuits in which an input terminal 7 is connected in common, and output terminals are arranged in parallel, are provided. The input capacitor having input capacitance electrodes 1a and 1b connected in parallel by bonding BD lines 10a and 10b, and an oscillation preventing film resistance 2 are provided on a dielectric substrate 1, corresponding to the input matching circuit. On a dielectric substrate 19, SLs 15a and l5b, and OSs 14a and 14b are provided, and an output matching circuit in which an output terminal 16 is connected in common, is provided. On a dielectric substrate 3, an output capacitor having output capacitance electrodes 3a and 3b, and an oscillation preventing film resistance 4 are provided, and the input and the output capacitors are connected to the capacitor electrede by BD lines 11a, 11b, 12a, and 12b, and semiconductor chips 6a and 6b having the same number of transistors as that of the input matching circuit, are provided.
