PURPOSE:To regulate the oscillation property independently by controlling a stripe- shaped region with a separate electrode as arranged separately to constricted current. CONSTITUTION:An n layer 1, an n or p layer 2 and a p layer 3 are laminated on an n type substrate 10 to form a double hetero junction. A narrow p layer 40 and two n layers 41 and 42 are provided and a p layer 5 is laid thereon to form ohmic electrodes 11, 45, 46 and 53 separately. A voltage is applied on the electrode 53 and one or both of the electrodes 45 and 46 to cause a reverse bias between the p layer 5 and layers 40-42. Depletion layers 43 and 44 make the layer 40 for constricting current narrow thereby controlling the horizontal mode of oscillation. The modulation of the bias will modulate the intensity of light. The p layer 4 helps prevent a punch through otherwise caused when depletion layers 31 and 32 expands to the n layer 1 with the bias. When the layer 40 selects the carrier concentration of below 10<18>/cm<3> while the layers 3 and 5, that of above the level, the extent of depletion layers 51 and 52 can be made about 10 times larger than that of the depletion layers 31 and 32. |
