AMINE, CARBOXYLIC ACID FLUX COMPOSITION AND METHOD OF SOLDERING

PURPOSE: An amine-carboxylic acid flux composite and a soldering method are provided to enable an unhardened soldering connection with reliability and to obtain compatibility with a normal epoxy based under fill material. CONSTITUTION: A flux composite comprises a carboxylic acid and an amine fluxing agent as initial components. A soldering method is as follows; supplying the flux composite with an electric contact, applying the flux composition to the electric contact, supplying solder, and displacing the flux composite supplied to the electric contact with molten solder. The molten solder is in physical contact with the electric contact and joined to the electric contact.
