The device has a first layer with excess charge carriers of a first type, a second and fourth without excess charge carriers, a third with excess charge carriers of a second type and a fifth with excess carriers of the first type. A light absorption layer(s) between the first and third layers produces charge carriers when subjected to light of a certain wavelength; a storage layer(s) between the firth and third layers stores charge carriers. The device has a sequence of at least five layers, a first with excess charge carriers of a first type, a second without excess charge carriers, a third with excess charge carriers of a second type, a fourth without excess charge carriers and a fifth with excess charge carriers of the first type. At least one light absorption layer between the first and third layers produces charge carriers when subjected to light of a certain wavelength and at least one storage layer between the firth and third layers stores charge carriers. Independent claims are also included for: (1) a modulator laser device; and (2) a method of manufacturing an electro-absorption modulator.
