<P>PROBLEM TO BE SOLVED: To simplify a structure of a plane output type semiconductor optical device to manufacture it easily, and also to use it as a light amplifier in addition to a light-emitting device. <P>SOLUTION: The semiconductor optical device comprises: an active layer region which is formed on a semiconductor substrate in which an optical transition occurs; a waveguide formed in the active layer region; and an electrode for supplying a current to the active layer region, and also has a waveguide along a surface of the semiconductor substrate to output a light vertically. The electrode is constituted of a conductive material electrically connected mutually, has a shape with a two-dimensional periodicity, is formed along the waveguide near the waveguide of the semiconductor optical device, is electrically connected to the active layer region, and acts on a light wave which propagates in the waveguide as a photonic crystal to guide a target light to a direction vertical to the waveguide. Its period has substantially a wavelength of a light which propagates in the waveguide, and a current is flown between the electrode and the semiconductor substrate to feed to the active layer region. <P>COPYRIGHT: (C)2008,JPO&INPIT |
