<p>PURPOSE:To realize an optical logic gate selecting three modes by connecting a light emitting element of double hetero structure, the 1st-3rd transistors (TRs) and a photo TR electrically. CONSTITUTION:The 1st-3rd TRs 9-11 act like switching TRs and when all the 1st-3rd TRs are turned off, the output optical signal 13 from a light emitting element 7 is turned off regardless of on/off of the input optical signal 12 to the photo TR 8. In turning on the 2nd and 3rd TRs 10, 11 only, an optical inverter is formed. Further, in turning on the 1st TR 9 only, a transfer gate is formed where the output optical signal 13 is turned on/off in response to the on/off state of the input optical signal 12.</p> |
