PURPOSE:To enable an ultrahigh speed light pulse modulation by sending the output light of the second semiconductor laser diode having different oscillating wavelength in the same gain wavelength range to the first semiconductor laser diode, thereby accelerating the falling response of the light pulse. CONSTITUTION:The oscillating wavelength of a sub-semiconductor laser diode 4 is different from that of a semiconductor laser diode 2 in the same gain wavelength range, a positive phase + phi electric signal is applied to the drive terminal 2a of the diode 2, and a reverse phase - phi electric signal is applied to the drive terminal 4a of the diode 4. A strong laser output light is sent from the diode 4 to the diode 2 at light pulse falling time. The oscillation of the diode 2 itself is smoothly stopped by the induction discharge in the diode 2 generated by the sent light and the abrupt elimination of the storage carrier occurred thereby. |
