PURPOSE:To enhance the charge retentivity and durability of a receptor while maintaining the photosensitivity of the receptor and the heat resistance, wear resistance, nonpolluting effect, etc. of the photoconductive layer. CONSTITUTION:A charge transferring a-Si layer 2 contg. about 5X10<-2>-1.0 atomic% oxygen and an optical carrier generating a-Si layer 3 contg. about 10<-5>-5X10<-2> atomic% oxygen are successively laminated on an electrically conductive substrate 1. A surface protective a-Si layer 4 contg. about 1.0-20.0 atomic% oxygen and having 0.01-0.5mum thickness is desirably laminated on the layer 3. It is preferable to further interpose a substrate joining a-Si layer 5 contg. about 10<-5>-5X10<-2> atomic% oxygen between the substrate 1 and the layer 2.
