PURPOSE:To improve saturation power and to prevent abnormal oscillation, by attaching unit blocks, wherein input electrode connecting parts on an insulating plates and input pads of transistors are arranged at the same distance, to a same conductive supporting body. CONSTITUTION:An insulating plate 13-1, wherein electrodes and the like are provided, is fixed to a copper supporting body 12, on which gold is plated. Input electrodes 14-1 and 14-2 are mutually connected 16 to input metal parts 15-1 and 15-2, respectively. Output electrodes 17-1 and 17-2 are likewise connected to output metal parts 18-1 and 18-2, respectively. Grounding electrodes 19-1 and 19-2 cover the side surface and the back surface of the insulating plate 13 in the direction, where the input and output electrodes are not present. Grounding gridge parts 20-1 and 20-2 cross the upper parts of the output metal parts 18-1 and 18-2. Transistor chips are arranged so that the same distance is obtained for the input electrode connecting part 16 and the input pads on the chips. The input metal parts 15-1 and 15-2 are connected to the input pads of the chips by a wires 23. In this constitution, the phase difference in high frequency currents of the input and the output between the unit blocks is alleviated. Therefore, saturation power is improved, and abnormal oscillation can be prevented. |
